While the general notion is that Silicon based CMOS is excellent for low-frequency digital application, and that GaAs based MESFET / PHEMT is dominating the high- frequency, high-power application, recent progress presented in this paper shows the sign that CMOS can be used for high- power, high-frequency, applications as well. The potential applications can include large-scale integration MMIC for WiFi, WiMAX, and phased array radar.
